Abstract
Separate absorption, grading, charge and multiplication avalanche photodiode in gating Geiger photon counting mode was tested. The avalanche appearance time distribution was investigated. The dark count performance has been improved at the same quantum efficiency due to avalanche amplitude selection. The dark count probablility as 2.7×10-5, afterpulsing probability 2×10-3 and 13.5% quantum efficiency have been achieved at photodiode temperature -40°C.
